Semiconductors continue to enable the data era, supported by packaging tech like heterogeneous integration. In 2020, KLA continuously adapted to support customers during COVID-19, while also responding to packaging growth with key initiatives. The formation of the Electronics, Packaging and Components (EPC) group extends KLA's leadership in systems and services across the semi value chain. New dedicated sales and technology teams support an increasingly complex packaging segment. These new channels collaborate directly with customers to drive KLA’s development of differentiated process and process control solutions.
Product portfolio enhancements to support packaging innovation include the Kronos 1190 wafer inspector, ICOS F160XP die sorter and inspector and ICOS T3/T7 component inspector. SPTS Technologies, a KLA company, was awarded the 2020 Queen’s Award for Enterprise in Innovation in recognition of the successful intro of the Mosaic fxP system for plasma dicing applications.
